Low-LO-Power Sub-Harmonic Mixing Of Terahertz-Waves By Fermi-Level Managed Barrier Diode

An anti-parallel Fermi-level managed barrier diode pair was developed and packaged with a wideband trans-impedance amplifier for sub-harmonic mixing of terahertz waves. A noise-equivalent power of 5e-18 W/Hz was obtained for a very low local oscillator (LO) power of 1e-5 W at around 300 GHz, and the estimated conversion gain was -4 dB for an LO power of only 2e-4 W.
